Focusing on polycrystalline surface, large size, high doping, low defect and other directions, the gallium oxide team of 46 Institute of China Electric Science and Technology successfully constructed the thermal field structure suitable for 6-inch gallium oxide single crystal growth from the thermal field design of large size gallium oxide, broke through the growth technology of 6-inch gallium oxide single crystal, had good crystallization performance, and could be used for the development of 6-inch gallium oxide single crystal substrate, which would strongly support the practical application process of gallium oxide materials in China and the development of related industries.
