Samsung officials say high-performance, high-capacity and high-bandwidth memory solutions are bringing the virtual world closer to reality. In order to meet this growing market demand, Samsung Electronics developed the industry's first next-generation graphics DRAM technology-GDDR6W (x64).

Samsung says GDDR6 has improved significantly since its launch. Last July, Samsung developed a 24-Gbps GDDR6 model. GDDR6W doubles bandwidth (performance) and capacity while maintaining the same size as GDDR6.

As shown in the figure above, because twice as many memory chips can be carried in the same size package, the capacity of graphics DRAM increases from 16Gb to 32Gb, and the number of bandwidth and I / O increases from 32 to 64.

FOWLP technology installs memory chips directly on silicon wafers instead of PCB. In the process, Samsung applied RDL technology to achieve finer wiring patterns. In addition, since the PCB is not involved, the thickness of the package is reduced and the heat dissipation is improved.

The height of the FOWLP-based GDDR6W is 0.7mm, which is 36 per cent thinner than the previous 1.1mm package. Although the chip is multi-layer, it still provides the same thermal characteristics and performance as the existing GDDR6. However, unlike GDDR6, the bandwidth of FOWLP-based GDDR6W can be doubled due to the doubling of I / O per package.

In terms of performance, GDDR6W can generate 1.4TB / s bandwidth at the transmission rate of 512 system-level I / Os and each pin 22Gpbs.

Samsung Electronics completed the JEDEC standardization of GDDR6W products in the second quarter of this year and will expand GDDR6W applications to small devices such as laptops and new high-performance accelerators for AI and HPC applications through cooperation with GPU partners.
